Since the discovery of fullerenes in 1985, nanocarbon materials have played a crucial role in materials science. Over the past decade, significant efforts have been directed towards exploring post nanocarbons. Two-dimensional (2D) layers of transition metal chalcogenides (TMCs) have been widely recognized as ‘beyond graphene’ due to their versatile chemistry. On the other hand, their 1D counterparts (nanowires, nanoribbons, and nanotubes) could exhibit the unique electronic properties, significantly distinct from the 2D layers as well as 1D nanocarbons (Fig. 1a).[1] However, exploring their potentials has been hampered by their limited availability. Although these materials have been prepared by using chemical and lithographic methods,[2] the reliable production of well-defined 1D TMCs remains a significant challenge.
Herewereport atomicallyprecisefabrication of 1D TMCs by using carbon/boron-nitride nanotubes (CNTs/BNNTs) as a template. Chemically and mechanically robust CNTs/BNNTs have increasingly been employed to promote and stabilize the bottom-up growth of 1D materials, allowing their facile handling and characterization. Isolation of a single MoTe/WTe nanowires inside CNTs enabled us to observe their dynamic torsions, which are not seen in the bulk (Fig. 1b).[3] Furthermore, we have utilized hollow spaces and external surfaces of BNNTs to produce a variety of 1D MX2 structures including single-walled MoS2NTs with the small diameter of ~1 nm. Electrically and optically insulating BNNTs can serve as an ideal ‘nano-test-tubes’ for precisely studying electronic properties of guest materials. The successful syntheses of 1D TMCs using CNTs/BNNTs might open up the possibilities for exploring unprecedented physics and potential applications.

本研究は、これまで開発してきた無機ナノチューブ(INT)の合成技術を進化させ、これまでに無い複数組成かつ小径のINTの大量合成技術を開発すること、そして得られた小径INTの構造・組成の自由度を駆使し、バルク光起電力効果・水素発生触媒性能等を解明することを目的としている。2023年度は、その目標達成に向けて、①大量合成に適したINT合成技術の開発、②異なる遷移金属・カルコゲンを用いたINTの組成の制御、③INTの触媒応答および物性の解明に取り組み、以下を実現した。
①大量合成に適したINT合成技術の開発:前年度開発した絶縁体基板上への小径INTの直接合成法で問題となっていた合成の不均一性の解決を行った。またその過程で、前駆体が基板の結晶軸に対して配列することを見いだし、配列したINTの合成に成功した。
②異なる遷移金属・カルコゲンを用いたINTの組成の制御:前年度実現したMoS2/WS2ヘテロNTにおいて、カルコゲン化温度の制御を行うことで、結晶性が高いヘテロNTの合成に成功した。結晶性を電子線回折により評価し、ヘテロNTのそれぞれの層が単一ドメインであることを明らかにした。さらに、前年度実現したWSSeヤヌスNTにおいて、ヤヌス化の条件を探索することにより、世界に先駆けてマイクロメートルスケールのヤヌスINTを実現した。高い結晶性やマイクロメートルスケールの長さは、デバイス作製に重要な要素であり、今後デバイス応用等への展開が期待できる。
③INTの触媒応答および物性の解明:②で得られたヤヌスNTを用いて電気化学セルを作製し、評価を行った。また、小径INTの非線形光学応答を評価し、小径INTの空間対称性の破れに起因する第二次高調波発生の観察に成功した。また並行して、バルク光起電力効果測定のためのナノチューブ一本のデバイス作製に対し、四端子電極を形成できる技術を開発した。

本研究は、これまで開発してきた遷移金属ダイカルコゲナイドナノチューブ(TMDC-NT)の合成技術・積層技術を進化させることにより、円筒構造・積層構造が制御された2.5次元TMDC-NTを創製し、その触媒・デバイス応用や光物性開拓を展開することを目的とする。2023年度は、その目標達成に向けて、①円筒構造を制御したTMDC-NTの合成技術の開発、②異なるTMDC-NTを積層させたヘテロNTおよび異なるカルコゲンを有するヤヌスNTの創製、③TMDC-NTの触媒応答およびデバイス作製に取り組み、以下を実現した。
①円筒構造を制御したTMDC-NTの合成技術の開発:前年度開発した絶縁体基板上への小径INTの直接合成法の改良を行った。前駆体の成長温度を変化させて実験を行い、前駆体の形状が成長温度で大きく変わることを見いだした。またその過程で、前駆体が基板の結晶軸に対して配列することを見いだし、配列したINTの合成に成功した。
②異なるTMDC-NTを積層させたヘテロNTおよび異なるカルコゲンを有するヤヌスNTの創製:前年度実現したMoS2/WS2ヘテロNTにおいて、カルコゲン化温度の制御を行うことで、結晶性が高いヘテロNTの合成に成功した。結晶性を電子線回折により評価し、ヘテロNTのそれぞれの層が単一ドメインであることを明らかにした。さらに、前年度実現したWSSeヤヌスNTにおいて、STEM-EELSによる元素分析を行い、ヤヌス構造を示すことを実験的に実証した。ヤヌス化の条件を探索することにより、世界に先駆けてマイクロメートルスケールのヤヌスINTを実現した。

In this study, we investigated the relationships between chiral structures and physical properties of nanotubes such as single walled carbon nanotubes (SWCNT) and transition metal dichalcogenide nanotubes (TMDC-NT). In the SWCNTs, we developed a technique to combine the electrolyte gating and CD measurements, and investigated the influence of carrier injection on the CD spectra of enantiomer sorted SWCNTs. We found the CD spectra of trions in this study. In addition, we found circular polarized photoluminescence from enantiomer sorted SWCNTs. Regarding the TMDC-NT, we advanced synthesis techniques. We succeeded to prepare WS2 nanotubes with relatively small diameters, and to synthesize hetero-structured nanotubes such as MoS2/WS2 nanotubes.

In this study, we developed a synthesis technique for transition metal dichalcogenide nanotubes (TMDC-NTs), which are cylindrical layered materials, and combined it with structure control technique to create one-dimensional TMDC-NTs with a uniform structure and various compositions, which have not yet been realized, and elucidated their physical properties. Specifically, (1) development of synthesis method for small diameter (1D) TMDC-NTs using liquid-phase synthesis precursors, (2) realization of 1D TMDC-NTs of various compositions, (3) improvement of the quality of 1D TMDC-NTs synthesized from the liquid-phase synthesis precursors, and (4) development of the Further 1D TMDC-NTs (diameter reduction) by synthesis and structure control, and (5) Realization of transistor and hetero applications of 1D TMDC-NTs.

Semiconducting materials with one-dimensional structures are expected to have high-performance transistor properties and thermoelectric properties, and thus research on such materials are important for a realization of flexible and energy harvesting devices for IoT. In this study, we focused on layered materials transition metal dichalcogenides and conducted research on their one-dimensional nanotube structures (TMDC-NTs). To overcome the previous problem related to an inhomogeneity of synthesized TMDC-NTs, we tried to control the structure of TMDC-NTs and succeeded in developing a novel method to obtain TMDC-NTs with an uniform diameter and wall number. This structure control enables us to understand the physical properties that are not observed in the inhomogeneious sample and to clarify the optical properties and transistor properties that strongly depend on their structures.

遷移金属カルコゲナイドナノチューブ(TMDC-NT)に代表される1次元遷移金属カルコゲナイドでは、1次元化によりバルクや2次元系には無いユニークな物性の発現が期待される。しかし、試料構造の不均一性の問題により、その物性は詳細には分かっていない。本研究では、TMDC-NTの構造制御技術を開発し、未だ成されていない均一な構造のTMDC-NT材料を創出する。さらに、構造制御が成された試料を用いて、1次元性を反映したユニークな物性を見出すことを目標としている。
平成28年度においては、TMDC-NTの一つであるWS2-NTに着目し、液相における構造制御に必要となる分散プロセスの研究、得られた試料の均一な薄膜の作製とその熱電物性の解明を試みた。
まず、1-シクロヘキシル-2-ピロリドン等の一部の有機溶媒に安定して分散することを発見し、遠心分離を用いた構造制御が利用可能となった。本分散プロセスを経由することで、フィルター上に作製した薄膜のネットワーク構造が均一化し、良質な薄膜の作製と転写法を用いたデバイスの作製が行えるようになった。次に、得られた薄膜デバイスに温度差を形成し、熱起電力(ゼーベック係数)を測定した。予備実験において見出したキャリアドーピング手法を用いることで、ドーピングしたキャリア数に依存する巨大な熱電効果を見出すに至った。最大で400 μV/Kのゼーベック係数が得られ、1次元物質の代表であるカーボンナノチューブより高い値となり、TMDC-NTの熱電材料としての可能性を初めて明らかにした。本成果については、学会発表および学術誌(Applied Physics Express, 2016)において報告している。

本研究の目的は、トランジスタ構造を用いた有機材料における高効率・高輝度発光の実現である。発光トランジスタはレーザーを含めた高輝度発光素子実現の可能性があり、非常に注目されている。高輝度な発光を実現するためには、より光りやすい材料(高効率発光材料)に対して可能な限りの大電流(高電流密度)を実現する必要がある。本研究では、そのための手法として、高発光効率と高電流密度を両立するために高効率発光材料の有機単結晶を用いる手法、そしてキャリアを高濃度に蓄積しさらなる高電流密度を実現するためにゲート絶縁膜に電解質を用いる手法の独立した二つの手法を組み合わせた研究を行った。まず、高効率発光材料の有機単結晶の探索を行い、その単結晶に対して電解質を用いた電気二重層トランジスタの作製に試みた。広範な電解質材料およびデバイス構造の探索と最適化を行い、最終的にはイオンゲルというゲル状電解質を用いて、有機単結晶トランジスタを実現した。さらに、窒素雰囲気のグローブボックス中の低温測定システムを改良し、低温において電解質を凍結することによって極めて高い電流密度を実現することに成功した。これは従来の電気二重層トランジスタと比較して100倍以上と極めて高い電流密度であり、通常のトランジスタでは実現し得ない電流密度である。極めて高強度の発光も観察し、高発光効率と高電流密度が両立していることが示唆され、本研究の目的を達成した。
