English, Scientific journal, An enhanced thermoelectric figure of merit Z_{3D}T is predicted for Bi/(111)Pb_{1-x}Eu_{x}Te superlattices. The values of Z_{3D}T obtained for x≈1 superlattices are 2.31, 1.55, and 1.61 at 300, 150, and 77 K, respectively, showing that they are promising candidates for thermoelectric elements in the temperature range 77–300 K. Even with x as small as 0.1, where the conduction-band offset ΔE_{c} is estimated to be 0.25 eV, the predicted Z_{3D}T values are 1.75, 1.16, and 1.18 at 300, 150, and 77 K, respectively. It is proposed that other families of Bi-based superlattices, such as Bi/(111)CdTe superlattices, should also be good candidates for low-temperature thermoelectric elements. - Low-dimensional thermoelectric materials

English, Scientific journal, A theoretical investigation of the recently observed enhanced thermoelectric power S in (111)-oriented n-type PbTe/Pb1-xEuxTe multiple-quantum-wells (x≃0.09) has been carried out, including both longitudinal acoustic phonon deformation potential scattering and polar optical phonon scattering of the two-dimensionally confined electrons in the quantum wells. An enhancement in S is observed experimentally and predicted theoretically, despite the lifting of the conduction band valley degeneracy, and an excellent agreement between the experimental and theoretical results has been obtained over a wide temperature range (80–400 K). In the low temperature regime (∼100 K), the polar optical phonons are found to be more effective in scattering carriers in the oblique L-point valleys than in scattering carriers in the longitudinal L-point valley, making the resulting S somewhat suppressed in this temperature regime. In the high temperature regime (>~300 K), the polar optical phonon scattering generally contributes to increasing S due to the particular shape of the distribution function associated with it. It is emphasized that our theoretical model requires virtually no fitting parameters. The excellent agreement between the theoretical and experimental results suggests the validity of our model of enhanced thermoelectric figure of merit in two-dimensional structures and the reliability of the values of the parameters for the superlattice deduced from other independent measurements, such as Hall carrier concentrations and band energy gaps. - Carrier Pocket Engineering applied to 'Strained' Si/Ge Superlattices to design Useful Thermoelectric Materials

The operational principle of the field effect spin transistor (spin-FET) is discussed. The feature of this device is that injected spin-polarized electrons from ferromagnetic electrode is rotated by spin-orbit interaction. We have experimentally confirmed that the spin-orbit interaction in InGaAs two dimensional electron gas systems can be controlled by the gate voltage. The spin injection is the key technology to develop the spin-FET. For InP-lattice-matched InGaAs quantum wells, we have quantitatively revealed the zero-field spin splitting term. Not only in showing the presence of the Rashba term for the first time which has been the target of controversy for long time, but also we have succeeded in elucidating its size quantitatively. More specifically, we have shown for the first time the linear relation between the Rashba coefficient alpha and the electric field inside the wellfrom the theoretical analysis of the weak antilocalization effect that is seen in the magneto-conductivity data at dilution temperatures. In addition, we have found that the Dresselhaus term in this system is very small. Finally, we have also measured the time-reversal quantum interference effect in a mesoscopic loop array structure that is fabricated in a wafer whose can be varied across zero by gate and demonstrated the effectiveness of the semi-classical approach in theory.

Spin-orbit interaction in semiconductor can be considered as a fundamental principle on which next generation electronics, such as quantum information devices, are based. In this research, we chose the In_<0.53>Ga_<0.47>As/In_<0.52>Al_<0.48>As quantum well system as a standard material for spintronics and revealed the spin-orbit parameters quantitatively by electron transport measurements at low temperatures including spin interference effect.
